I am building a complete 2-D/3-D study of multi-gate Tunnel FETs and need a Silvaco TCAD specialist who can move smoothly from process/device simulation to compact modeling and, finally, circuit-level validation. The work starts with setting up accurate Silvaco decks that replicate published or measured baselines, then extracting an analytical model that captures I-V behaviour, threshold voltage, sub-threshold swing, switching time and leakage current with good fidelity. Once the reference is solid, we will begin gate engineering: swapping in High-k dielectrics, Metal gates, Poly-silicon gates and exploratory stacks such as InGaAr and GaAr, quantifying the impact of each on the same figures of merit. When a promising configuration emerges, I need the model parameterised so that it can be dropped into a circuit simulator (Verilog-A or SPICE) to demonstrate at least one logic-level example—ideally an inverter or ring oscillator—showing the expected energy-delay advantages over a MOSFET baseline. Deliverables • Silvaco structure/process files and calibration notes • A concise analytical model (equations plus fitted parameters) matching the simulated data • Comparison report for all investigated gate materials, highlighting the best performer • Verilog-A or SPICE sub-circuit of the optimised TFET and a test bench verifying operation I will review against convergence quality, agreement between TCAD and analytical curves, and successful circuit-level switching at the chosen supply voltage.
